The 12th-seeded Croatian will meet Andy Murray in the 4 p.m. final on Sunday.
Playing as a top seed at a Masters for the first time, Murray defeated Milos Raonic, 6-3, 6-3, in a rematch of the Wimbledon final.
Cilic, who swept Dimitrov in the opening round of the Rio Olympics earlier this month, scored three of his four service breaks in the deciding set.
The final is a battle of former US Open champions.
"Andy's playing really good and obviously he's tough competitor for anybody," Cilic said. "Andy played a lot of the matches pretty close. He's definitely great fighter. He's got great knowledge of the game. He can obviously get away with different things and find his way in the matches."
Murray has won 11 of 13 meetings with Cilic, including a three-set win in the Queen's Club semifinals in June.
